Choosing a 600 V IGBT: The Numbers That Decide a Reliable Design

When a design switches serious voltage and current — a motor drive, a solar or battery inverter, a welder, a high-power supply — the discrete that does the switching is usually an IGBT. The HGTG30N60A4 from onsemi is a 600 V, 30 A N-channel IGBT in a TO-247 package, squarely in the range most industrial and power-conversion designs need.

Why an IGBT at 600 V

Below a few hundred volts a MOSFET is often the cleaner choice; above a few hundred amps an IGBT wins on conduction loss. Around 600 V, in the kilohertz switching range, an IGBT such as this one balances easy gate drive with low on-state loss better than most alternatives, which is why it dominates motor and inverter stages.

The numbers that decide reliability

  • Current at temperature. The 30 A rating is at 25 degC; at your operating junction temperature the usable current is lower. Design to the hot-number.
  • Vce(sat). Lower saturation voltage means less conduction loss and less heat.
  • Switching energy. Turn-on and turn-off energy per cycle, multiplied by frequency, is a large part of the total loss.
  • Thermal ceiling. Respect the maximum junction temperature across your real ambient and load.

Driving and cooling it

Pair the IGBT with an isolated gate driver such as the Si8244BB-D-IS1R and a correctly sized gate resistor, and feed it from a rectifier stage built around a Schottky such as the A180WA. Then do the thermal work: compute real power loss, choose the heatsink, and confirm the junction stays cool under worst-case load.
